1200 V Hyperfast and Ultrafast Rectifiers Reduce Conduction and Switching Losses Optimized for EV/HEV battery charging stations

Vishay Intertechnology launched six new 30A and 60A FRED Pt Gen 5 1200 V Hyperfast and Ultrafast rectifiers that offers the best conduction and switching loss trade-off for devices in their class. The new rectifiers are matched to operate with MOSFETs or high speed IGBTs and optimized for PFC and output rectification stages for EV / HEV battery charging stations, booster stages for solar inverters, UPS and welding applications.

The devices provides a cost-effective alternative for applications with frequencies in the range of 50 kHz and cuts the efficiency gap with SiC diodes in half offering up to 10 % lower losses than competing silicon solutions. In addition to this, both 30A and 60A rectifiers offer the same forward voltage as competing solutions, while delivering up to 40 % lower switching losses and QRR, respectively. The 30A and 60A rectifiers comes in the TO-247L package and in X-type Hyperfast and H-type Ultrafast speed classes. Where, the 30A device comes in the TO-220AC. The X-type rectifiers offer the advantage of lower QRR, while H-type rectifiers feature lower forward voltage.

Specification of Hyperfast and Ultrafast rectifiers:

  • Reverse Voltage(VR) : 1200 V
  • Diode Variations : Single
  • Temperature Operations : Up to +175 0C.
  • trr (ns)3 : 26 to 38

Samples and production quantities of the new FRED Pt Gen 5 1200 V Hyperfast and Ultrafast rectifiers are available now, with lead times of 18 weeks for larger orders.
