RF field effect transistor "PTF210451"

Can we use this RF FET PTF210451 in switching application?

I need to turn ON and OFF about 300mA current at a frequency of 100MHz. Normally a FETs switching time is 20ns or more. And, i need a FET which can switch in 1 to 2ns max. 

Also, turn ON and OFF time of a RF FET is not mentioned in its datasheet

 

Yes since the PTF210451 is a LDMOS RF Power Field Effect Transistor it should have a very decent switching characteristics so you can very well use it for switching.

According to the  PTF210451 datasheet  here the transistor has a switching frequency of 2110 to 2170 MHz.  So you frequency of 100MHz should be of no problem. Also the transistor is rated for 45W and your load current of 200mA should also be handeled easily.

But again, there is a contradiction in your question. You have stated that you frequency is 100MHz, which is 20ns ON/OFF time but then again you have mentioned your switching time as 1 to 2ns which corresponds to 500-1000 MHz.

Another thing to have in mind is that the PTF210451 is expensive and looks like a bit of overkill for your application. But if you have decided on this part number for some other valid reason then Yes you can use it.
